The NDS331N from onsemi is an N-channel logic-level enhancement mode power MOSFET using proprietary high cell density DMOS technology in the SOT-23-3 SuperSOT-3 package. With 20V drain-source voltage and 1.3A continuous drain current, it achieves 210mOhm max RDS(on) at the low 2.7V gate drive, making it directly compatible with 3.3V logic. The complementary P-channel NDS356AP enables push-pull and half-bridge configurations.

The NDS331N uses onsemi’s high cell density DMOS technology with vertical current flow. The gate structure features many parallel MOSFET cells that minimize on-resistance by providing parallel conduction paths. At VGS = 2.7V, the channel is fully enhanced, achieving 210mOhm RDS(on). The SuperSOT-3 package uses the drain tab as a heat spreader, reducing thermal resistance compared to standard SOT-23. The low gate charge (3.5nC) allows fast switching with minimal gate drive power.
