The TQL9047 from Qorvo is a cascadable, high-linearity gain block amplifier built on a high-performance E-pHEMT process. Operating from 50MHz to 4200MHz, it provides 14.5dB of flat gain across the 700MHz to 2.7GHz range with excellent linearity (+35.5dBm OIP3) and low noise figure (1.6dB at 1.9GHz). The integrated active bias circuit ensures stable operation over temperature and supply variations from 3.3V to 5V, while the shutdown control pin enables TDD (time-division duplex) operation. The amplifier is internally matched to 50 ohms and requires no external RF matching components, simplifying PCB design in the compact 2x2mm DFN-8 package.

The TQL9047 operates as a single-stage E-pHEMT RF amplifier with integrated active bias. (1) The E-pHEMT transistor provides the gain and linearity, with the gate biased by the internal active bias network that maintains constant drain current over temperature and supply variations. (2) The input and output matching networks are integrated on-chip, providing 50-ohm impedance at both ports across the full 50-4200MHz frequency range, eliminating external matching components. (3) The shutdown control pin disables the bias network when pulled low, reducing current consumption to near zero for TDD applications where the amplifier alternates between transmit and receive modes. (4) The internal active bias and DC-blocking capacitors ensure unconditional stability across the operating frequency range.
