The IXGH25N250 from IXYS is a 2500V/25A N-channel IGBT in a TO-247 package with low saturation voltage and fast switching for high-power conversion applications.

The IGBT combines the gate-drive characteristics of a MOSFET with the high-current, low-saturation-voltage capability of a bipolar transistor. When V_GE exceeds the threshold, the MOSFET channel conducts, injecting carriers into the drift region (conductivity modulation), which reduces V_CE(sat) to 3.5V. During turn-off, the MOSFET channel cuts off quickly, but stored minority carriers recombine gradually, resulting in the current tail.
