The FF400R06KE3HOSA1 is a 600V/400A 3-level NPC IGBT module from Infineon, designed for lower-voltage 3-level inverter applications. The 600V rating is optimized for 400VAC systems where the DC bus is typically around 800V, and the 3-level NPC topology reduces each IGBT’s voltage stress to 400V. With IGBT4 E3 technology, the module achieves VCE(sat) of only 1.50V at 400A, minimizing conduction losses in high-current motor drive and solar inverter applications.

The FF400R06KE3HOSA1 implements the same 3-level NPC topology as its 1200V counterpart, but with 600V IGBT and diode chips. The lower voltage class provides a significantly better VCE(sat) vs. switching loss trade-off: at 600V, the IGBT4 Trench/Fieldstop chips achieve VCE(sat) of just 1.50V (compared to 2.20V at 1200V), resulting in lower conduction losses. The 3-level NPC topology allows operation from a 600-800V DC bus with only half the voltage stress per IGBT, making 600V chips sufficient for many medium-power applications. The emitter-controlled diodes provide low Qrr and soft recovery, minimizing IGBT turn-on switching losses and reducing EMI. The module is designed for operation with external gate driver boards that connect to the gate terminals through the module’s PCB interface.
