The IRLML6402TRPBF from Infineon is a -20V P-Channel logic-level HEXFET MOSFET in a SOT-23 surface-mount package. The low gate threshold (-0.7V to -1.5V) enables direct drive from 2.5V or 3.3V logic, making it ideal for load switching in battery-powered devices. At VGS=-4.5V, RDS(on) is only 600mOhm max with -3.7A current capability. The TR suffix denotes tape and reel packaging, PBF indicates lead-free. With only 6nC gate charge, it switches efficiently in power management applications. It is one of the most widely used P-Channel MOSFETs in portable electronics.

The IRLML6402 operates as a P-Channel enhancement-mode logic-level MOSFET: (1) Logic-Level Gate: The low threshold voltage (-0.7 to -1.5V) means the device can be fully enhanced at VGS=-2.5V or -4.5V, enabling direct drive from low-voltage logic outputs without level shifters. (2) P-Channel High-Side Switch: The source connects to the positive supply rail. When the gate is pulled low (relative to source), the MOSFET turns on. When gate equals source, it turns off. This enables simple high-side load switching with a single GPIO. (3) Low Gate Charge: The 6nC gate charge allows fast switching with minimal gate drive current, reducing switching losses in PWM applications. (4) Body Diode: An intrinsic body diode conducts from source to drain, providing a natural freewheeling path.
