The IRF9540NPBF from Infineon is a -100V P-channel HEXFET power MOSFET in TO-220AB with 117mOhm RDS(on) at -10V and -23A drain current. 5th generation planar technology with full avalanche rating (430mJ) and 175 C max junction temperature. Industry-standard TO-220 through-hole package for high-power P-channel switching applications.

Uses 5th generation HEXFET planar cell structure where a negative VGS creates a P-channel inversion layer connecting source to drain. The planar cell geometry provides wide safe operating area (SOA) and high avalanche ruggedness. The body diode (intrinsic PN junction) provides reverse conduction. As a P-channel device, it can be used as a high-side switch without charge pump circuitry, since pulling the gate to ground turns the device on.
