The AO3400A from Alpha & Omega Semiconductor is a 30V N-channel enhancement-mode MOSFET in a SOT-23 package that delivers extraordinary performance for its tiny footprint. With RDS(on) of only 26mOhm at VGS=4.5V and 5.8A continuous drain current, it outperforms many larger MOSFETs while occupying minimal board space. The low 0.65-1.2V gate threshold enables direct drive from 2.5V or 3.3V logic, eliminating the need for gate driver circuitry. The 9.5nC total gate charge allows fast switching at high frequencies. This combination of low RDS(on), logic-level gate, and SOT-23 package makes the AO3400A the go-to MOSFET for load switches, DC-DC converters, and power management in smartphones, wearables, and IoT devices.

The AO3400A is an N-channel enhancement-mode MOSFET using trench technology. When VGS exceeds the threshold (0.65-1.2V), an inversion layer forms in the P-body under the gate oxide, creating a conductive N-channel between source and drain. At VGS=4.5V, the channel is fully enhanced with RDS(on) of only 26mOhm thanks to advanced trench cell design that maximizes channel density. The low gate charge of 9.5nC allows the gate capacitance to be charged/discharged quickly, enabling switching at frequencies up to several MHz. The body diode (P-body to N-epi junction) provides a natural freewheeling path with typical forward voltage of 0.75V.
