The TQP3M9009 is a Qorvo (formerly TriQuint) cascadable high linearity gain block amplifier in an SOT-89 surface-mount package. At 1.9GHz, it provides 21.8dB gain, +39.5dBm output IP3, and 1.3dB noise figure while drawing only 125mA from +5V. The 50-ohm internally matched input and output require only an RF choke and blocking/bypass capacitors. The E-pHEMT process with internal active bias circuit provides stable operation over bias and temperature. Note: This part was announced EOL in June 2025; recommended replacement is TQP3M9019.

The TQP3M9009 uses a single-stage E-pHEMT amplifier with internal active bias circuit and input/output matching networks. The E-pHEMT operates in common-source configuration. The internal active bias circuit maintains constant 125mA quiescent current over temperature and supply variations. The input matching transforms 50-ohm to optimal impedance for minimum NF while maintaining >13dB input return loss. The output matching transforms 50-ohm to optimal impedance for maximum OIP3. The +39.5dBm OIP3 is achieved by operating the E-pHEMT at high 125mA quiescent current with resistive feedback for linearity.
