The IRFP2907PBF from Infineon (International Rectifier) is a 75V N-channel power MOSFET with extremely low 4.5mOhm maximum on-resistance at VGS=10V and 209A continuous drain current in a TO-247 through-hole package. The device is designed for high-current switching applications where minimum conduction loss is critical. The 470W power dissipation rating with appropriate heatsink mounting enables high-power motor drive and inverter applications. The 290nC typical gate charge is acceptable for switching frequencies up to approximately 50kHz in hard-switched applications.

The IRFP2907PBF uses vertical DMOS power MOSFET technology optimized for ultra-low on-resistance. (1) Vertical DMOS: A large silicon die with densely packed vertical DMOS cells provides maximum channel density and current-carrying capability. The 4.5mOhm RDS(on) is achieved through a large die area with optimized cell geometry. (2) Switching: The 290nC gate charge requires a robust gate driver capable of sourcing/sinking several amps for fast switching transitions. For hard-switched applications, switching frequency should be limited to approximately 50kHz to manage switching losses. (3) Body Diode: The intrinsic body diode provides freewheeling capability, but its reverse recovery characteristics are not optimized for synchronous rectification at high frequencies.
