The onsemi NFAM3065L4BT is a fully-integrated 3-phase inverter intelligent power module (IPM) from the SPM3 family, rated at 650V and 30A. The module integrates six IGBTs configured in a three-phase bridge with independent high-side and low-side gate drivers, bootstrap diodes, and a thermistor for temperature sensing. Designed for driving PMSM, BLDC, and AC asynchronous motors, it provides a complete inverter power stage in a single DIP39 package. The separate low-side IGBT emitter connections enable individual phase current sensing for advanced control algorithms. Built-in undervoltage protection (UVP) and active logic interface simplify system design. The DBC (Direct Bonded Copper) substrate provides excellent thermal performance and electrical isolation rated at 2500 Vrms. The module is UL1557 certified for safety-critical applications.

The NFAM3065L4BT operates as a complete 3-phase inverter bridge. The internal HVIC (high-voltage IC) level-shifters translate the logic-level HIN/LIN inputs from the MCU to high-voltage gate drive signals for the IGBTs. The high-side drivers are powered by bootstrap capacitors charged through internal bootstrap diodes when the corresponding low-side IGBT is on. Each IGBT switches on/off based on the PWM signals from the MCU, commutating the DC bus voltage to create 3-phase AC output. The VCE(sat) of 1.65V (typical) determines the conduction losses. The built-in thermistor provides real-time junction temperature feedback to the MCU for thermal management. Undervoltage protection (UVP) monitors both VDD (logic supply) and each bootstrap voltage — if either falls below the UVLO threshold, the corresponding driver is disabled to prevent incomplete gate drive. The separate low-side emitter pins (NU, NV, NW) allow external shunt resistors for per-phase current measurement, supporting field-oriented control (FOC) algorithms.
