The CMPA801B025F from Wolfspeed (formerly Cree) is a 25-watt GaN MMIC power amplifier operating in the X-band frequency range of 8.0 to 11.0GHz. Based on Wolfspeed’s GaN HEMT on SiC technology, this device provides superior performance compared to GaAs or silicon alternatives, including higher breakdown voltage, higher saturated electron drift velocity, and higher thermal conductivity. The two-stage reactive-matched amplifier design achieves 28dB of small-signal gain across the full bandwidth, with 35W typical saturated output power and 36% drain efficiency at 28V drain bias. The GaN HEMT technology enables high power density, allowing the MMIC to deliver significant output power in a compact footprint. The device is housed in a 10-pin metal/ceramic flange package that provides excellent thermal management and RF grounding for optimal electrical performance. This package is designed for direct heatsink mounting with low thermal resistance from the die to the package base. The CMPA801B025F operates as a two-stage GaN MMIC power amplifier. Key subsystems include: (1) Input Matching Network – reactive matching elements transform the 50-ohm system impedance to the optimal input impedance of the first-stage GaN HEMT device; this network is designed for broadband operation across 8-11GHz; (2) First-Stage GaN HEMT – the driver stage amplifies the input signal with moderate gain; the GaN HEMT provides high transconductance and breakdown voltage; bias is applied through RF choke networks that provide DC feed while presenting high impedance at RF frequencies; (3) Interstage Matching Network – transforms the output impedance of stage 1 to the optimal input impedance of stage 2 while providing appropriate power transfer and gain shaping across the band; (4) Second-Stage GaN HEMT – the power stage provides the majority of the output power; this larger periphery device is sized for 25W+ output at 28V drain bias; (5) Output Matching Network – transforms the low output impedance of the power stage to 50 ohms for connection to external circuits; (6) Bias Networks – gate and drain bias are applied through on-chip RF chokes and off-chip decoupling capacitors; gate bias controls the quiescent current (typically Class AB), while drain bias provides the supply voltage.
