The module contains two IGBT chips with co-packaged anti-parallel freewheeling diodes in a half-bridge topology. The IGBTs use field-stop trench gate technology: the trench gate reduces on-state voltage (VCE(sat) approximately 1.8V at 50A) compared to planar IGBTs. The field-stop layer allows a thinner drift region, reducing VCE(sat) without sacrificing blocking voltage. During turn-off, the MOS channel cuts off first, and the remaining stored charge in the drift region recombines, producing a current tail. The co-packaged diodes are optimized for soft recovery to minimize EMI. The internal NTC thermistor provides real-time junction temperature monitoring for over-temperature protection.
